High-Voltage Workhorse: onsemi NDFP03N150CG MOSFET Quick Tech Overview
Looking for a tough 1500V MOSFET that can handle offline AC-DC conversion without breaking a sweat? Meet the NDFP03N150CG.
Specs at a glance: • 1500 V drain-source rating • 2.5 A continuous drain current • R_DS(on) max 10.5 Ω (typ 8 Ω) • Qg only 34 nC → relatively fast switching for a 1500V part • Full-pack TO-220F isolated package (no extra insulator needed) • Avalanche energy 20 mJ for ruggedness
Typical use cases: - Primary switch in high-voltage flyback or quasi-resonant converters - LED lighting drivers (especially high-voltage input) - Industrial auxiliary power supplies - Capacitor discharge or snubber circuits
It’s a 10V-drive device, so your gate driver needs to push close to 10–12V for best performance. Switching losses stay reasonable up to a few hundred kHz in light-load conditions.
Pro tip: Because it’s now obsolete/NRND, if you’re still using it in production, start qualifying a drop-in or better replacement (newer onsemi 1500V SuperFET series often offer significantly lower R_DS(on) and Qg).
