Oh boy, oh boy. This one has made me realize I seem to have a slight preference for more meta or mindfuckery type villains.
In no particular order and as spoiler free as possible: the final boss in Tunic, the one from God of War: Ragnarök, the main antagonist from A Juggler's Tale, the final boss in Death's Door, the final boss in Undertale (True Pacifist).
As an honorable mention as far as final boss fights are concerned: the final boss from Hades.

Journey may not have altered the way I view the world at large, but it sure did change what I thought was possible for video games. Both thanks to its stunning visuals and soundtrack, and the empathy and sense of connection it brings to almost anyone who happens upon a fellow player during their playthrough.
